Compared to typical search engine requests, engines equipped with artificial intelligence require more than 10 times more electricity, and it is expected that the global power demand for data centers will reach approximately 1000 terawatt hours (TWh) in less than two years. EliteSiC 650V MOSFET provides excellent switching performance and lower device capacitance, enabling higher efficiency in data centers and energy storage systems. Compared with the previous generation product, the gate charge of the new generation silicon carbide (SiC) MOSFET is halved, and the energy stored in the output capacitor (Eoss) and output charge (Qoss) is reduced by 44%. Compared with super junction (SJ) MOSFETs, they have no trailing current when turned off, superior performance at high temperatures, and can significantly reduce switching losses. This allows customers to reduce the size of system components while increasing the operating frequency, thereby comprehensively reducing system costs.
In addition, the T10 PowerTrench series is designed specifically to handle high currents that are crucial for DC-DC power conversion stages, providing higher power density and excellent thermal performance in a compact package size. This is achieved through the design of shielded gate grooves, which have ultra-low gate charges and a conduction resistance RDS (on) of less than 1 milliohm. In addition, the soft recovery diode and lower Qrr effectively reduce ringing, overshoot, and electrical noise, ensuring optimal performance, reliability, and robustness under pressure. The T10 PowerTrench series also meets the strict standards required for automotive applications.
This combination solution also meets the strict open rack V3 (ORV3) basic specifications required by ultra large scale operators, supporting the next generation of high-power processors.
